X-Ray Inspection Systems

Inline 3D X-Ray Inspection for Internal Defect Analysis

XGY X-ray inspection systems are designed for production and engineering workflows where internal solder joints, power-module welding layers, stacked packages, or dense materials require non-destructive inspection. The parameter that binds first is what has to be resolved through the assembly rather than how fast the line runs: a conventional 2D projection sums every layer along the beam path, so a void under a die and a void under the DBC substrate arrive as one shadow and cannot be assigned to a layer.

The AXI-300 answers that with tomosynthesis reconstruction, combining 2D and 3D scanning, layer separation, void-size and void-rate analysis, inline transfer rails, and factory-system connectivity in one platform. Its published envelope sets the second constraint: a 300(X) mm x 300(Y) mm maximum inspection size inside a 350(X) mm x 350(Y) mm load, 8 kg maximum sample weight, a 16-bit flat-panel detector of 304 mm x 304 mm at 99 um pixel size, 110 kV, 130 kV or 150 kV source options, and a minimum detectable defect size of 5 um or smaller.

An inspection result is only credible when the record carries the source voltage and current, the magnification and tilt angle, the reconstructed layer, the void criterion applied, the software version, and the sample identifier - a void rate quoted without the layer it was measured on is not a comparable number.

The source, detector, inspection envelope, rail configuration, software options, line-integration interfaces, and the site radiation-safety approvals should be confirmed against the intended order configuration before a quotation is issued.

Frequently Asked Questions

When is 3D X-ray inspection useful?
3D X-ray inspection is useful when overlapping structures in a conventional 2D projection make it difficult to isolate chip, DBC, heat-sink, solder, or other internal layers.
Which AXI-300 applications are covered?
The AXI-300 datasheet identifies BGA, QFN and through-hole, stacked-chip, IGBT and SiC power-module, advanced-packaging, difficult-metal, and high-density PCB back-drilling inspection workflows. What links them is that the feature of interest sits underneath or between other structures: a solder ball beneath a package body, a void in the weld between a die and its DBC substrate, or a back-drilled stub inside a multilayer board. Each is a case where a 2D projection overlays the layers and tomosynthesis separates them by depth, and each is bounded by the same 300(X) mm x 300(Y) mm inspection size and 8 kg sample weight, so the assembly has to fit that envelope before the application question matters.
Can the system connect to an inline factory workflow?
Yes. The AXI-300 supports configurable barcode, offline-programming, lead-room track, integrated inline-control, MES, ERP, and WMS connections. The exact integration scope is confirmed against the order configuration.
What radiation-safety and site details should be settled before installation?
The AXI-300 uses an enclosed X-ray source with a published leakage dose below 0.5 uSv/h and an emergency stop or EMO switch, but the machine is only one part of a compliant installation. Registration, licensing, and operator requirements for an enclosed X-ray unit are set by the radiation regulator in the jurisdiction where it is installed, so they should be confirmed with that regulator rather than inferred from the equipment specification. Settle the site services and civil constraints at the same time: a 220-230 V, 50 Hz supply rated for 6.5 kW, an equipment body of 1624(L) x 2283(W) x 2226(H) mm excluding the connecting rail, approximately 4500 kg of floor loading, and the lead-room track layout where the system joins an existing line.
